    Multilayer diffraction gratings are designed to improve the detection limit and sensitivity of soft x-ray flat-field spectrographs in the region of 300–1000 eV, placing emphasis on Fe-L (705 eV), Cu-L (930 eV), and Zn-L (1012 eV) emissions. For this purpose, spectral flux was used as the performance index, which is proportional to the amount of optical flux incident into a detector and correlated with detection sensitivity. A super-mirror-type W/B4C multilayer coating [Koike et al., Rev.Sci. Instrum. 94, 045109 (2023)] was employed to improve diffraction efficiency in a wide energy region. The unique feature of the multilayer structure is that the average refractive index and the period length of W/B4C layer pairs are increased from the bottom to top layers. In addition, the incidence angle was reduced to 86.03° from 88.65° and the nominal groove density was increased to 3200 lines/mm from 2400 lines/mm of our previous design, to improve spectral flux while maintaining dispersion and spectral resolution. A holographic varied-line-spacing spherical grating and a soft x-ray flat-field spectrograph were designed, using the aspherical-wavefront-recording method, assuming the nominal grating constant and incident angle described above. The numerical simulation results showed that the spectrograph employing the newly designed grating with the W/B4C multilayer indicated 3.2–8.2 times higher spectral flux compared with those using the previously designed grating while keeping the same spectral resolution.

    Laminar-type spherical diffraction gratings overcoated with carbon-based materials were designed, fabricated, and evaluated for the purpose of enhancing the analytical sensitivity of the flat-field spectrograph in a vacuum ultraviolet region of 35–110 eV. As the design benchmark for numerical calculations, diffraction efficiency (DE) and spectral flux, which are defined by the product of the DE and numerical aperture and correlate with the analytical sensitivity of the spectrograph, were used. To simplify the feasibility study on the overcoating effects, we assumed a laminar-type grating having a grating constant of 1/1000 mm and coated with a Au layer of 30.0 nm thickness and an incidence angle of 84.0°. The optimized groove depth and duty ratio were 30.0 nm and 0.3, respectively. In addition, the optimum thicknesses of the overcoating layer were 44, 46, 24, and 30 nm for B4C, C, diamond-like-carbon, and SiC, respectively. Based on these results, we have fabricated a varied-line-spacing holographic grating overcoated with B4C with a thickness of 47 nm. For the experimental evaluation, we used the light source of Mg-L and Al-L emissions excited by the electron beam generated from an electron microscope, an objective flat-field spectrograph, and a CCD imaging detector. The experimental results showed that the spectrograph employing a new grating overcoated with the B4C layer indicated almost the same spectral resolution and 2.9–4.2 times higher analytical sensitivity compared with those obtained with a previously designed Au-coated grating having a grating constant of 1/1200 mm and used at an incidence of 86.0°.

    Soft x-ray diffraction gratings coated with a supermirror-type multilayer were designed to enhance diffraction efficiency in the energy range of 2–4 keV by means of numerical calculations. The optimized groove depth and incidence angle are 2.05 nm and 88.65°, respectively, for the grating having a groove density of 3200 grooves/mm. Regarding the multilayer structure, the optimum number of B4C/W layers pair was 11 and the thickness of B4C was increased from bottom to top, while that of W was kept constant. The replacement of the top layer of W by either Co, Cr, or Ni was an effective means of obtaining uniform diffraction efficiency. In the region of 2–4 keV, the calculated diffraction efficiency of the designed gratings was up to ∼5.3%, on average, and almost eight times larger than that of ∼0.7% of an Au coated grating.

    We have developed a soft x-ray laser (SXRL) beamline equipped with an intensity monitor dedicated to ablation study such as surface processing and damage formation. The SXRL beam having a wavelength of 13.9 nm, pulse width of 7 ps, and pulse energy of around 200 nJ is generated from Ag plasma mediums using an oscillator-amplifier configuration. The SXRL beam is focused onto the sample surface by the Mo/Si multilayer coated spherical mirror. To get the correct irradiation energy/fluence, an intensity monitor composed of a Mo/Si multilayer beam splitter and an x-ray charge-coupled device camera has been installed in the beamline. The Mo/Si multilayer beam splitter has a large polarization dependence in the reflectivity around the incident angle of 45°. However, by evaluating the relationship between reflectivity and transmittance of the beam splitter appropriately, the irradiation energy onto the sample surface can be derived from the energy acquired by the intensity monitor. This SXRL beamline is available to not only the ablation phenomena but also the performance evaluation of soft x-ray optics and resists.

    Polarization elements for 20-400eV vacuum ultraviolet (VUV) have been developed using multilayers. Unavailability of transparent media is characteristic of optics in the VUV region. VUV polarizers are based on a multilayer mirror at the pseud-Brewster's angle. General principle of selecting material combinations to obtain high polarizance multilayers of reflection type is presented. Theoretical description on reflection phase retarders, transmission polarizers, and transmission phase retarders is also given. Several VUV multilayer elements were fabricated and characterized using synchrotron radiation VUV source, and synchrotron radiation beamline optics were diagnosed using VUV multilayer analyzers at the same time. Multilayer analyzers were also applied to Faraday rotation measurements around M<sub>2,3</sub> edges of Ni films.

    Fe/Si multilayer is attractive for the strong antiferromagnetic (AF) interlayer coupling. However, mechanism of the coupling has not been settled yet because of severe interdiffusion at the interface. The objects of this research are as follows; 1) to resolve the magnetic states of the interdiffused layer as a function of depth by using soft X-ray absorption magnetic circular dichroism (MCD) study combined with soft X-ray standing wave technique, 2) to discuss the interdiffused layer by comparing the depth-resolved magnetic states and the layer structure estimated from the soft X-ray fluorescence (SXF) spectroscopy, and 3) to understand the mechanism of the strong AF coupling in the Fe/Si systems in terms of the quantum interference model as a goal of this research. It was found in this research that enhancement of the magnetic moments due to the interface anisotropy occurs in the ferromagnetic Fe_3Si layer neighboring to the Fe layer in the interdiffused layer regardless of the coupling mode. As for the AF-coupled sample, the moments enhance in close vicinity to the boundary with the nonmagnetic FeSi layer. It is thus evident that the effective space separating the magnetized layers for the AF-coupled sample is thin as compared with the non AF-coupled one. Thus we can speculate about the reason for the strong AF coupling in Fe/Si multilayers that the effective space between the enhanced magnetization is thin enough to magnetically couple with each other strongly. This research project was successfully carried out showing strongly that combination of the depth-resolved MCD study and SXF measurements will be a powerful tool to investigate the magnetic and electronic states of buried interfaces.

    The project aims to develop a soft X-ray Schwarzschild microscope having spatial resolution of 50 nm enabling fast and easy laboratory imaging of organic and inorganic hybrids, magnetic materials and biological samples with the soft X-ray light in the wavelength range of 3 to 30 nm. The soft X-ray microscope is composed of a clean laboratory source of a laser produced plasma, imaging multilayer mirrors of specific D-spacing for monochromatic reflection, high accuracy alignment optics by visible light and image detectors, all comply with the high quality imaging. The most outstanding technology established is with our multilayer fabricator enabling D-space control on concave and convex mirror substrates with high accuracy of 0.1%, which achieves exact wavelength matching among the monochromatic mirrors for the wavelengths of 13.5nm and beyond, down to the 4.5nm, the carbon window region. The fabrication is supported by a new laboratory spectro-reflectometer designed for the curved mirror samples, a soft X-ray interferometer for the wave-front error measurements and a multilayer surface milling system for digital error correction by the layer period removal. These equipments help establishing soft X-ray optical engineering with multiyear optics. The most dominant achievement is the high grade <one shot imaging> by the microscope with the high 80% throughput 4-mirror optics developed. The resolution of the image has already met the 400nm limit by the CCD detector pixel size and is expected to reach 30nm. The high resolution imaging of living cells within the 0.2mm field of view will show details inside with 6000×6000 pixels by one shot. The image is free from burring by possible Brownian motion of particles in solution and offers new process of detailed analysis of multi-events in the wide field of view at desired magnification in the computer display of the novel optical microscope.

    In ion beam sputtering deposition, the temporal stability of ion guns is a dominant factor for the accuracy of thickness control. Mo/Si multilayer concave mirrors for use at 13.5 rim need a reflectance peak wavelength within an error of 2%, while it has been 10% owing to the variation of the sputtering rate of our deposition apparatus. Therefore a stable run of ion guns to decrease the sputtering rate variation under 2% has been significant. Main parameters of an ion gun are Ar flow rate, accelerator voltage and extractor voltage. Ion beam output dependence on these factors has been investigated in detail. The condition for maximum ion beam output was found to be 1.4 sccm Ar flow rate, -1.4 kV accelerator voltage and +300 V extractor voltage. Then the temporal stability dependence on the Ar flow rate was investigated. The ion beam output was found to become more stable at a lower level when the Ar flow rate increases. The optimum Ar flow rate lies in the range between 1.7 and 2.0 sccm as a conclusion. Furthermore the ion beam output was monitored in the total ion flow and in the ion density by electrodes at the extractor and at the beam shutter, respectively. Strong correlations between the room temperature and the ion flow and between the source voltage and the ion flow were found, which implies how to improve the stability. In our original technique of the programmable shutter for thickness distribution control, the calculation method of the minimum elapsed time was newly derived and the shutter shape to extend the mechanical stroke was reexamined. Mo/Si multilayer concave mirrors of radii of curvature of 50, 270 and 300 mm were fabricated and their thickness distributions were evaluated by normal incidence soft X-ray reflectometry at the Photon Factory, KEK.

    本研究では,多層膜の反射理論計算で発見した"多層膜鏡の表面をミリングすると物理光学的であり,幾何光学的な基板ミリングとは原理的に全く異なる光学的効果が得られる"ことを可視光で実験的に検証する.また,得られる基礎データをもとに,"多層膜の表面ミリングで反射波面を物理光学的に精密制御できる"ことを応用研究へ展開する道を探ることを目的とする. 本年度は実験に先駆けて,昨年度開発した反射位相計算ソフトウエアを改良し,より完成度の高いものとした.具体的には,基板+薄膜(1-4層)+キャップ膜の構成を可能とし,反射位相のみならず複素振幅反射率の入射角依存性と入射波長依存性を計算・表示出来るものとした.このソフトウエアを用いて波長632.8nmの可視光による検証実験のための成膜物質選択と最適膜厚計算を行った.BK7基板上に,成膜物質1:TiO_2,成膜物質2:SiO_2を5周期成膜後,マスクを段階的に施しながら成膜することで所定の段差を持った膜構造を形成し,ミリングした場合と同様の効果が得られる構成とした.なおこの構成では,5周期成膜することで反射率90%が得られ,1周期の段差で約180°の位相変化が見込まれる. その場計測用自動消光エリプソメーターを組み込んだイオンビームスパッタリング装置でTiO_2とSiO_2単層膜を成膜し,屈折率nをそれぞれ2.44,1.65と決定した.この結果を元に最適膜厚をそれぞれ64.8nm,96.1nmと決定した.また,エリプソメーターによるその場膜厚制御を行うためにに,解析ソフトウエアを新規に開発し,成膜装置へ組み込んだ.現在,可視光検証用の多層膜成膜と干渉計測用の光学系のセットアップを終え,干渉計測による検証を開始した.

    The purpose of this study is to develop a method to measure the magnetization of individual layer in magnetic multilayers by the observation of angular dependence of magnetic Kerr effect in the soft X-ray region. At the first time, the design principle to obtain good multilayer polarizers was established. Next by the use of the multilayer polarizers, the magnetic Kerr rotation apparatus which can be also used for the Faraday rotation measurements was instrumented. After that, the Faraday rotation and magnetic Kerr rotation experiments were performed on Ni and Co films around their M_<2,3> absorption edges at UVSOR facility and the consistency of both results was checked. These studies were reported at the 13^<th> Int. Conf. on Vacuum Ultraviolet Radiation Physics (Trieste, 2001). Furthermore, the Faraday rotation measurements were carried out on Co/Pt magnetic multilayers around M_<2,3> edges of Co and N_<6,7> edges of Pt to check whether the magnetic rotation measurements can be applied to the magnetic multilayers. The magnetization was checked by a vibrating sample magnetometer at Shimada Lab. From the Faraday rotation experiments, it was found that the Pt atoms are magnetized and the magnetization has interesting dependence on the thickness of layers. Finally, the Kerr rotation experiments on Co/Cu multilayers were carried out around M_<2,3> edges of Co and Cu. The analysis of the magnetization of individual layer is now in progress.

  7. DEVELOPMENT OF SOFT X-RAY INTERFEROMETRY WITH SYNTHETIC MULTILAYERS AND APPLICATION TO WAVEFRONT MEASUREMENTS AND CONTROL OF PRECISION IMAGING MIRRORS

    This research aims development of precision imaging mirrors for normal incidence optics at a wavelength of 13 nm with our fabrication expertise of soft X-ray multilayers. Methodology of precise wavefront measurement and correction has been investigated with development of soft X-ray interferometry of high accuracy better than 1 nm, needed for high quality imaging. In the development process, in addition to the interferometer optics with alignment system enabling nm accuracy measurement, basic compositions for general imaging systems are developed. These include a soft X-ray light source of a YAG-laser produced plasma free from debris contamination to optics, as well as a 2-dimensional detector with a data handling and analysis system for soft X-ray interferogram detection. In this fiscal year, continuing effort leads to successful development of the basic compositions, i.e., the light source, interferometry optics, and the detector. As for the light source assembly, a bright source has been developed enabling soft X-ray interferogram recording by one shot of the YAG laser pulse. In this assembly, a multilayer condenser mirror of 10 cm in diameter is set at 0.2 NA configuration, effectively collecting soft X-ray of a solid Sn target locating 21 cm away from the mirror. A mechanical debris stopper designed and constructed removes the debris of the target. With the debris stopper, the life of the source are elongated to 40000 shots by 10 times with removal of debris particles forming 90 % of total debris mass. As for the optics, accuracy of the multilayer period distribution over the substrate of the precision imaging mirror has been improved from last year's 2 % to within 1 %. For this control, a new mechanical shutter system has been constructed with a function controlling speed of the open and close movements. As for the detector, imaging plates for Tr were investigated in respect to the sensitivity and detection linearity for the soft X-ray with use of our spectro-reflectometer. At around 13 nm wavelengths, high sensitivity of 100000 photons / mm^2 and good linearity over 4 orders of magnitudes were confirmed.

    The purpose of this research is to develop an apparatus. for the (ultra-) soft X-ray Faraday-rotation measurements utilizing multilayer polarizers using synchrotron radiation (SR), to verify its usefulness for the magnetic research and to extend its ability to the measurements using laboratory light source. In the first year, we designed and constructed the Faraday-rotation apparatus. A polarizer and a analyzer are Al/YB_6 multilayers. The magnetic field was generated by the use of Sm-Co permanent magnets. The analyzer was rotated around the optical axis. The whole apparatus was accommodated in a vacuum chamber evacuated by turbo-molecular pumps. In the second year, first we made the Faraday-rotation experiments using SR at UVSOR, Institute for Molecular Science. The degree of linear polarization of the monochromatized light at BL8B1 was made higher by the use of a transmission multilayer-polarizer. The measurements were carried out on Ni (M_<2,3> ), Co (M_<2,3> ) and Co/Pt (Co - M_<2,3>, Pt - N_<6,7>) in the 50 - 70 eV region. The rotation angles obtained by the present experiment were larger than the estimated ones from MCD obtained by total-electron-yield measurements, through Kramers-Kronig an alysis. Therefore, it is concluded that the Faraday-rotation measurements are less affected by the surface conditions such as oxidization, than the MCD measurements carried out so far. Secondly, we made the light from laser-induced plasma linearly polarized by the use of a reflection multilayer-polarizer, and used the same magnet and analyzer, and obtained consistent results with those obtained using SR though the results are noisy. This is the first measurement of the soft x-ray magnetooptical effects in laboratories. We reported the results on Ni at the 12th Int. Conf. on Vacuum Ultraviolet Radiation Physics. We will make the same measurements on the other magnetic materials not measured as yet.
