    <p>Injection laser diodes pumped with current are employed in various areas such as communications, measurement, and optical disks. However, lasers with various tunable wavelengths are not easy to fabricate. Organic semiconductor lasers where organic semiconductors are used as an active layer for lasing will enable the development of lasers with flexible and multicolor wavelengths that cannot be realized with inorganic lasers because of the high degree of freedom of materials for design. Our research group has been targeting current-injection organic semiconducting lasers based on an organic single-crystal field-effect transistor structure. Here we report our recent progress and show the gain-narrowing of the electrical luminescent spectra associated with laser oscillation.</p>

    To elucidate the characteristics of current-injection organic semiconductor lasers, we studied the oscillation conditions in distributed feedback resonators used in current-injection organic semiconductor lasers. As a result, it was found that not only oscillation at the stopband edge due to coupling between the same mode, which was conventionally considered, but also oscillation at the mini-stopband edge due to coupling between different modes was observed. In addition, we developed a new structure of light-emitting field-effect transistor using organic semiconductor single-crystals in which the charge transport function and the light-emission function are separated in different materials, and demonstrated the operation of the transistor.

    We have developed electric double layer transistor (EDLT) devices, which allows us a high density carrier accumulation exceeding the limit of all solid field effect transistors, taking the advantage of the ultrahigh electric field generated at the electrochemical interfaces. We applied this technique to a wide range of materials including bulk crystals, thin films, and nanodevices fabricated by an exfoliation method combined with electron beam lithography. We succeeded in electrical phase control of superconductivity, ferromagnetism, and Mott-Hubbard transitions in various materials, among which we were able to encounter novel phenomena which are impossible in conventional all solid field effect transistors. We also found novel functions of EDLTs, such as electrical control of spin polarization and flexible devices, all of which indicates that EDLT is an extremely powerful technique to further broaden materials science.

    Dependence on carrier concentration of carrier mobility and contact resistance of carrier injection from a metal electrode were measured for organic semiconductor single crystals. The carrier concentration was controlled by an electric double-layer transistor (EDLT)structure employing an ionic liquid as an electrolyte. The contact resistance from a gold electrode to the organic semiconductor firstly decreased by increasing the carrier concentration, and then increased by increasing the carrier concentration. The carrier concentration dependence of the contact resistance is inversely proportional to that of carrier mobility. This behavior is well explained by the diffusion-limited thermionic emission model.

    本研究により新たに合成されたフラーレン二量体(C_<121>(異性体二種:C_s対称のものとD_<2d>対称のもの)、C_<122>、C_<122>H_4)について、二量体中の2個のフラーレンケージのπ共役系間に電子的な相互作用があるのかを研究するために分光測定および電気化学測定を行った。分光測定の結果、これらの二量体では光による励起は一方のフラーレンケージのみで起こり、他方のフラーレンケージから影響を受けたり分子全体にわたる励起を生じたりはしないことがわかった。また、C_<121>(C_s異性体)の励起状態の分光測定より、励起一重項状態および励起三重項状態は、ともに一方のフラーレンケージに局在化していることがわかった。一方、還元電位測定では二量体が還元されると電子は二量体全体ではなく一方のフラーレンケージに入り、次の還元では他方のフラーレンケージに入ることがわかった。このとき、2番目に入る電子と1番目には行った電子との相互作用により、第2還元電位は第1還元電位に比べて負の方向にシフトした。このような電子間相互作用によるシフトは2個のフラーレンが比較的長い分子鎖で結合された二量体では生じないものである。しかし、これらの二量体で見られた第1還元電位と第2還元電位の差はRh_6クラスターで架橋されたフラーレン二量体で報告されているものと比べ非常に小さく、フラーレンケージ間の相互作用が小さいものであることを示している。また、還元電位の差は第1・第2、第3・第4、第5・第6の3つの組で見られ、この順に大きくなっていることからクーロン斥力の寄与が大きく、電子が一方のフラーレンケージから他方に非局在化する寄与は小さいと考えられる。以上より、本研究で合成された二量体においてはフラーレン間の電子的相互作用が小さいため、一般的なフラーレン誘導体とあまり性質が変わらないと考えられる。

  1. 有機半導体レーザーへ向けた両極性有機電気二重層トランジスタの開発

    1.背景 有機半導体レーザーは発振波長設計の自由度が高いことや希少元素を用いないことから実現が期待されているが、今のところ実現されているのは光励起によるレーザー発振のみで、電流励起によるレーザー素子は実現されていない。無機半導体ではドーピングを用いたp-n接合形成により発光ダイオードが作られているが、有機発光ダイオード(有機EL)は真性半導体を用いるため抵抗率が高く、薄膜化による低抵抗化によりmA/cm2オーダーの電流密度を得て発光が可能となった。しかし、その先の有機半導体レーザーを実現しようとすると、光励起レーザー発振の実験から10 kA/cm2程度の電流密度が必要になると推測される。これは、現在の有機発光ダイオードの延長線上では実現が困難である。 2.目的 本研究は静電的キャリアドーピングにより有機半導体中にp-n接合を作り、大電流を流すことによってレーザー発振を起こすことを目的とする。 3.学術的な独自性と意義 レーザー発振のためには有機半導体中に大電流を注入し、高い励起子濃度を保つ必要がある。代表的な有機発光素子である有機発光ダイオード(有機EL)は抵抗率が高いため有機半導体を薄膜化して用いられるが、それでも電流密度は不十分な上、電極による吸収が不利に働く。そこで、静電的キャリアドーピングにより有機半導体の低抵抗率化が可能な有機発光トランジスタを用いて電流励起レーザー発振を目指す研究が申請者らも含め、国内外で行われている。しかし、これまでのところ、レーザー発振に必要な高い電流密度の達成は成功していない。通常の有機電界効果トランジスタに用いられるSiO2絶縁層では5 MV/cm以上の電場の印可により絶縁破壊が起こるため、キャリアの面密度は1013 cm–2程度が限界である。一方、申請者がこれまで開発を行ってきた電気二重層トランジスタでは、固体絶縁層の代わりに電解液を用いることにより、半導体と電解液の界面に生じる電気二重層をキャパシターとして用いる。これにより、1014 cm–2以上のキャリア面密度が実現でき、高電流密度の達成が可能である。有機半導体を用いた電気二重層トランジスタは申請者らを初めとしていくつかの報告例があるが、これを用いた有機発光素子はいまだ成功例が無い。本研究では、これまで申請者が培った知見を基に有機発光トランジスタに電気二重層トランジスタの原理を取り入れることにより、電流励起レーザー発振を目指す。 4.期待される成果と発展性 本研究の成果として、世界初の電流励起の有機半導体レーザーの実現が予想される。前述の通り、有機材料は設計自由度の高さから、様々な発光波長をもつ材料が容易に得られる。これを利用して色素を光励起することにより紫外から近赤外までの様々な波長のレーザー光を放出する色素レーザーが用いられている。しかし、色素レーザーは別
