    Abstract Reflective multilayer mirrors are indispensable optical components in the extreme ultraviolet (EUV) wavelength region, where conventional refractive and single-layer reflective optics are ineffective. This review summarizes the design, fabrication, and performance limitations of EUV reflective multilayer films, with emphasis on material selection, optical design, deposition processes, and interface formation. Established systems such as Mo/Si multilayers for 13.5 nm lithography demonstrate that EUV performance is approaching intrinsic limits imposed by absorption and unavoidable interfacial mixing. When extending these design concepts toward shorter wavelengths in the beyond-EUV (BEUV) region around 6. x nm, additional challenges emerge, including increased absorption, reduced optical contrast, and enhanced sensitivity to interfacial reactions and non-equilibrium growth processes. This review clarifies the fundamental differences between BEUV and EUV multilayers and emphasizes the importance of interface control for improving performance, providing general guidelines for next-generation EUV and BEUV reflective optics.

    次世代半導体露光用の動作波長6.XnmのBEUV(Beyond Extreme Ultra-Violet)光学系には、反射多層膜を利用した反射光学系が使われます。本研究開発では、イオンスパッタ法により膜品質の向上と、膜厚制御のための量子エリプソメータの導入により、BEUV反射多層膜を開発します。開発した反射多層膜を用いてBEUV結像光学系を開発し、BEUV像の取得を試みることで、BEUV露光機の光学技術獲得を目指します。

    In this study, we experimentally found that changes in the position and the structure of DNA are reflected in the infrared and P-L2,3 absorption edge structure using soft X-ray microscopy, and attempted to visualize the phosphate groups in DNA and understand the spectral shape changes as changes in the molecules binding to the phosphate groups. Specifically, we measured the absorption of the infrared and P-L absorption edges at each stage of apoptotic nucleus isolation, and clarified the changes in the phosphate groups in DNA from the changes in their spectral shapes. The IR spectra showed that the B-DNA structure decreased and changed to A-DNA or Z-DNA as apoptosis progressed, while the P-L spectra suggested that the DNA was degraded and changed to PO4 clusters.

    For the tender X-ray region between hard and soft X-rays, where a high performance monochromator is not popular, a multilayered diffraction grating of a high throughput has been proposed. Diffraction efficiency of 4%-11% has been obtained in the 1-5 keV tender X-ray region at angle of incidence of 82°-89°, by coating a W/B4C multilayer of a 4 nm period thickness on a diffraction grating of a groove density of 3200 lines/mm. It has been experimentally shown that the fabricated multilayer diffraction grating is applicable to Suzuki type varied deviation angle monochromator.

    In this study, we investigated scintillators that show high luminescence intensity in the soft X-ray (SX) region from 300 eV to 1.3 keV because luminosities of the scintillators were unknown in the SX region. One of the scintillators, Ce: LSO, was used for the experiments because of the high luminosity. The scintillator irradiated by SX lights exhibited a STED phenomenon. The luminescence area was narrowed as the increase of the intensity ratio of the STED light to the luminescence one when the STED light used was a vector-polarized light. For the experiments, we also developed a tunable laser with high repetition, an achromatic vector polarization optical system, and a super-resolution microscope that combines these instruments. The developed microscope can be applied as a radiographic X-ray microscope or as a two-dimensional detector with high resolution in the SX region.

    Since the shortness of the wavelength and existance of some absorption edges of light elements in “Water window” wavelength region (2.3 - 4.4 nm), a high spatial resolution image will be obtained with high contrast when an unstained organic material is imaged using this wavelength region. In order to enable high spatial resolution imaging of organic materials using a laboratory light source in this wavelength region, we made following studies: (1) Improvement of efficiency and brightness of laser-produced plasma light source, (2) Development of laboratory type soft x-ray microscope with soft x-ray imaging optics, and (3) Demonstration of soft X-ray images of biological cells in the "carbon window" and "water window" wavelength region. Furthermore, we found newly as an unexpected result that the emission intensity of the soft X-ray in "Water window" wavelength region from the laser produced plasma under N2 atomosphere increases as the increase of the N2 gas pressure.

    For super resolution of microscope in soft X-ray region, it was developped that a grazing incidence condeser to illuminate a sample by a structured light and a 5 axes manipulator to obtain phase information of the light passed through a sample. The grazing incidence condenser is developed for strucutred illumination with the use of a point light source. The condenser is composed of toroidal mirrors and the mirror was fabricated and evaluated. A reflection multilayer was deposited on the mirror surface and measured reflectance of the mirror is higher than 0.32 at 4.5 nm wavelength. The 5 axes manipulator was designed and fabricated to obtain phase information of the light, and the average displacement evaluated in x/y/z directions was 25nm/pulse and 2x10^{-6} rad/pulse in θx/θy rotational directions. With the use of these instruments, soft X-ray images of mouse liver-cell stained by Hematoxylin were taken.

    A contact-type microscope was successfully developed and SX images can be instantly obtained without any SX imaging optics by the microscope. In the microscope, a SX image is converted to a visible (VI) image with the use of the scintillator plate, and the VI image is read out by a VI optical microscope installed in the microscope. The microscope can be adaptable to any SX light sources, such as syncrotron light source and laser produced plasma (LPP) light source. In the study, a "living" bio-cell was observed by a contact-type SX microscope using LPP light source, and the obtained images were compared with VI luminessence images taken at the same position. Origins of the structures contained in the SX images are clarified by the comparison between the two. Spectromicroscopic images by the use of a syncrotron light source were also obtained for investigating high contrast SX images in Water-window wavelength region.

    By using single crystals of zeolite AlPO4-5 having one-dimensional (1D) micropores with an inner diameter of 0.7 nm, selenium which is a semiconductor material and anthracene that is aromatic molecules are loaded into the pores. Obeying to the small nano-space, we expected the guest materials exhibit anisotropic and unique electronic properties. Electronic state of selenium atoms in the 1D pores was similar to an isolated three fold helix extracted from bulk trigonal Se. In case of loading anthracene molecules, we expected π-π interaction between the adjacent molecules in the 1D pores because of the restricted orientation of the molecules in the small nano-space. Unfortunately, we could observe no phenomena originating from such interaction.

    Fe/Si multilayer is attractive for the strong antiferromagnetic (AF) interlayer coupling. However, mechanism of the coupling has not been settled yet because of severe interdiffusion at the interface. The objects of this research are as follows; 1) to resolve the magnetic states of the interdiffused layer as a function of depth by using soft X-ray absorption magnetic circular dichroism (MCD) study combined with soft X-ray standing wave technique, 2) to discuss the interdiffused layer by comparing the depth-resolved magnetic states and the layer structure estimated from the soft X-ray fluorescence (SXF) spectroscopy, and 3) to understand the mechanism of the strong AF coupling in the Fe/Si systems in terms of the quantum interference model as a goal of this research. It was found in this research that enhancement of the magnetic moments due to the interface anisotropy occurs in the ferromagnetic Fe_3Si layer neighboring to the Fe layer in the interdiffused layer regardless of the coupling mode. As for the AF-coupled sample, the moments enhance in close vicinity to the boundary with the nonmagnetic FeSi layer. It is thus evident that the effective space separating the magnetized layers for the AF-coupled sample is thin as compared with the non AF-coupled one. Thus we can speculate about the reason for the strong AF coupling in Fe/Si multilayers that the effective space between the enhanced magnetization is thin enough to magnetically couple with each other strongly. This research project was successfully carried out showing strongly that combination of the depth-resolved MCD study and SXF measurements will be a powerful tool to investigate the magnetic and electronic states of buried interfaces.

    The project aims to develop a soft X-ray Schwarzschild microscope having spatial resolution of 50 nm enabling fast and easy laboratory imaging of organic and inorganic hybrids, magnetic materials and biological samples with the soft X-ray light in the wavelength range of 3 to 30 nm. The soft X-ray microscope is composed of a clean laboratory source of a laser produced plasma, imaging multilayer mirrors of specific D-spacing for monochromatic reflection, high accuracy alignment optics by visible light and image detectors, all comply with the high quality imaging. The most outstanding technology established is with our multilayer fabricator enabling D-space control on concave and convex mirror substrates with high accuracy of 0.1%, which achieves exact wavelength matching among the monochromatic mirrors for the wavelengths of 13.5nm and beyond, down to the 4.5nm, the carbon window region. The fabrication is supported by a new laboratory spectro-reflectometer designed for the curved mirror samples, a soft X-ray interferometer for the wave-front error measurements and a multilayer surface milling system for digital error correction by the layer period removal. These equipments help establishing soft X-ray optical engineering with multiyear optics. The most dominant achievement is the high grade <one shot imaging> by the microscope with the high 80% throughput 4-mirror optics developed. The resolution of the image has already met the 400nm limit by the CCD detector pixel size and is expected to reach 30nm. The high resolution imaging of living cells within the 0.2mm field of view will show details inside with 6000×6000 pixels by one shot. The image is free from burring by possible Brownian motion of particles in solution and offers new process of detailed analysis of multi-events in the wide field of view at desired magnification in the computer display of the novel optical microscope.

    エリプソメトリーは、光を偏光素子を通して既知の完全偏光状態にした後に試料に入射し、反射や透過による偏光状態の変化を見る計測法である。特に雰囲気を選ばないことから、真空中での膜厚決定法のひとつとして用いられてきた。エリプソメトリーは従来可視域の波長で主に用いられてきたが、その波長を真空紫外域に拡張することで膜厚感度の改善が期待される。 本研究では、実験室光源である放電管により発生するHe-I(58.4nm),He-II(30.4nm)共鳴線それぞれの波長を用いたエリプソメーターの開発を行った。 偏光素子は、Mg/SiやMg/SiCなどの組み合わせを用いた反射多層膜を3回反射させて光軸が変化しないようにし、それぞれの波長と入射角毎に多層膜を作製した。He-I用多層膜として[Mg23.5nm/Si28.7nm]x15周期の多層膜を設計し、設計偏光能は0.96に対し実際に得られた偏光能は0.94であった。He-II用多層膜は、[Mg11.2nm/Si11.1nm]x15周期多層膜,[Mg29.9nm/SiC17.9nm]x6周期多層膜を用いた。この場合の設計偏光能が0.994であったのに対し、得られた偏光能は0.989であった。これらの反射多層膜を光軸が変化しないように反射するホルダーを作製し、ホルダー全体を真空中で回転させることで偏光素子とした。また光源として既存の放電管を改良し、He-IIの強度の強いホローカソードタイプのHe放電管を作製した。これらの装置はいずれも附設工場で作製した。作製した装置を既存のイオンビームスパッタ装置に組み込み、膜の成長にともなって偏光面が回転する様子を観察した。得られた結果については、現在解析中である。

    The purpose of this study is to develop a method to measure the magnetization of individual layer in magnetic multilayers by the observation of angular dependence of magnetic Kerr effect in the soft X-ray region. At the first time, the design principle to obtain good multilayer polarizers was established. Next by the use of the multilayer polarizers, the magnetic Kerr rotation apparatus which can be also used for the Faraday rotation measurements was instrumented. After that, the Faraday rotation and magnetic Kerr rotation experiments were performed on Ni and Co films around their M_<2,3> absorption edges at UVSOR facility and the consistency of both results was checked. These studies were reported at the 13^<th> Int. Conf. on Vacuum Ultraviolet Radiation Physics (Trieste, 2001). Furthermore, the Faraday rotation measurements were carried out on Co/Pt magnetic multilayers around M_<2,3> edges of Co and N_<6,7> edges of Pt to check whether the magnetic rotation measurements can be applied to the magnetic multilayers. The magnetization was checked by a vibrating sample magnetometer at Shimada Lab. From the Faraday rotation experiments, it was found that the Pt atoms are magnetized and the magnetization has interesting dependence on the thickness of layers. Finally, the Kerr rotation experiments on Co/Cu multilayers were carried out around M_<2,3> edges of Co and Cu. The analysis of the magnetization of individual layer is now in progress.

    Soft-X-ray emission microscopy is a novel tool to obtain a magnified image of a small spot of a sample by imaging soft X-ray emission from the atoms under irradiation of soft X-rays or electrons using a multilayer-coated Schwarzschild objective. It provides an image very sensitive to the kind of atoms because the soft X-ray emission is selectively reflected by the narrow band pass of the multilayer. The aim of this research is to develop a soft X-ray emission microscopy of a 0.5-μm resolution and to demonstrate its basic advantages. I constructed a soft-X-ray emission microscope with a Schwarzschild objective of 50 x magnification coated with a Mo/Si multilayer. Using it, I observed a test sample under electron beam irradiation and obtained a distribution image of Si atoms. The result demonstrates the primary advantage of the microscope that the Si L emission is selectively reflected by the Mo/Si multilayer. A multilayer objective reflects visible light as well as soft X-rays. Thus I carried out an imaging test for the microscope by observing a test sample with visible light and obtained a spatial resolution of 0.7μm. The resolution is very close to the diffraction limit of visible light. This result shows that the microscope has been successfully adjusted with high precision. Because the diffraction limit of soft X-rays is smaller than that of visible light, it was expected to achieve 0.5μm in the resolution. However, a resolution from 1.5μm to 2.0 μm was finally obtained. The most probable reason for the resolution under 0.7μm was the low resolution of the soft X-ray detector employed in this study. To overcome the disadvantage, I should employ a Schwarzschild objective of high magnification and/or X-ray film of high resolution. The usefulness of this microscopy will be demonstrated from now on by observing biological samples and mineral samples.

    In the synthesizing process of new materials, it is very important to make optical measurements in the fundamental absorption region for the assignment of the materials, the evaluation of impurity- and carrier- concentration and the study of electronic structures. However, at the early stage of the synthesizing process, it is rare to be able to grow crystals large enough to make optical measurements. Therefore the purpose of this study is to design and fabricate a scanning multiple microspectrometer which enables absorption/reflection, fluorescence and photoelectron measurements in the 600-30 nm region. The Schwarzschild objective composed of a concave and a convex mirrors is used to get a microbeam. The sample can be cooled down to the liquid nitrogen temperature. At the first time, the Schwarzschild objective was checked in the visible-ultraviolet region. The reflectance of a high Tc material of BiィイD22ィエD2SrィイD22ィエD2CaCuィイD22ィエD2OィイD28ィエD2 could be measured on a small flat surface of its whisker crystals. The measured reflectance is the highest one obtained so far. The Schwarzschild objective was equipped with a Seya-Namioka monochromator for the measurements in the vacuum ultraviolet. A fluorescence spectrometer was attached to it. A photoelectron spectrometer using He-I resonance line was already fabricated. By the use of the Schwarzschild objective equipped with the Seya-Namioka monochromator, the absorption/reflection, fluorescence and the photoelectron measurements should be carried out. For it, two color multilayers were developed, reflecting not only He-I and He-II resonance lines for the photoelectron spectroscopy, but also the light in their longer wave length region for the other spectroscopy. The two-color multilayers will be evaporated onto the grating of the Seya-Namioka monochromator and the mirrors of the Schwarzschild objective. The microspectroscopy of magnetic materials of small size will be made in near future.

    The purpose of this research is to develop an apparatus. for the (ultra-) soft X-ray Faraday-rotation measurements utilizing multilayer polarizers using synchrotron radiation (SR), to verify its usefulness for the magnetic research and to extend its ability to the measurements using laboratory light source. In the first year, we designed and constructed the Faraday-rotation apparatus. A polarizer and a analyzer are Al/YB_6 multilayers. The magnetic field was generated by the use of Sm-Co permanent magnets. The analyzer was rotated around the optical axis. The whole apparatus was accommodated in a vacuum chamber evacuated by turbo-molecular pumps. In the second year, first we made the Faraday-rotation experiments using SR at UVSOR, Institute for Molecular Science. The degree of linear polarization of the monochromatized light at BL8B1 was made higher by the use of a transmission multilayer-polarizer. The measurements were carried out on Ni (M_<2,3> ), Co (M_<2,3> ) and Co/Pt (Co - M_<2,3>, Pt - N_<6,7>) in the 50 - 70 eV region. The rotation angles obtained by the present experiment were larger than the estimated ones from MCD obtained by total-electron-yield measurements, through Kramers-Kronig an alysis. Therefore, it is concluded that the Faraday-rotation measurements are less affected by the surface conditions such as oxidization, than the MCD measurements carried out so far. Secondly, we made the light from laser-induced plasma linearly polarized by the use of a reflection multilayer-polarizer, and used the same magnet and analyzer, and obtained consistent results with those obtained using SR though the results are noisy. This is the first measurement of the soft x-ray magnetooptical effects in laboratories. We reported the results on Ni at the 12th Int. Conf. on Vacuum Ultraviolet Radiation Physics. We will make the same measurements on the other magnetic materials not measured as yet.

  19. エピタキシャル成長膜による軟X線光学素子の試作

    100eV以上のエネルギーを持つ光を反射する軟X線多層膜は、その作製が困難であり、その理由として、(i)多層膜を形成する2物質間に混合層が存在する、(ii)層の厚さを正確にコントロールすることが難しい、という2点が挙げられる。本研究では、この困難をエピタキシャル成長膜を使うことにより、この2つの問題を避け、最終的に100eV以上のエネルギーを持つ光を反射できるような軟X線多層膜の製作技術の確立を目的とした。 目的を達成するため、初年度は多層膜の振動によるRHEEDの強度振動を観測するための装置を作製した。動作確認を行ったところ、CaF_2の成長に伴った強度振動が観測され、強度振動をモニタすることにより膜厚のコントロールが可能となった。 今年度は、エピタキシャル成長条件を満たす物質対としてSi/CaF_2を選び多層膜を、実際に多層膜の作製を行った。多層膜の作製にあたって、反射率の計算の基礎となる光学定数を求めるため、分子科学研究所UV-SOR施設においてSi/CaF_2多層膜の反射率測定とTotal Electron Yield測定を行った。その結果は、平成10年8月にサンフランシスコで開催された「第12回真空紫外物理学国際会議」において発表した。 実際に作成したSi/CaF_2多層膜の反射率測定を行った。Si 119Å/CaF_2 45Åの多層膜で299Åの波長の光に対し、計算では22%の反射率が得られるはずであったが、実際は2%程度の反射率しか得られなかった。現在、その原因を解明中であるが、Si/CaF_2/Si(111)多層膜とCaF_2/Si/CaF_2/Si(111)多層膜のTotal Electron Yieldスペクトル形状が互いによく似ていることから、CaF_2上にSiを積んでいったときにCaF_2ないしはCa化合物がSi層を通じて析出しており、多層構造が形成されていないのではないか、と考えている。

    High reflectivity mirrors in the extreme ultraviolet (EUV) region (60nm-20nm) are strongly required from the EUV microscopy, the plasma diagnostics and astronomical observation by using the EUV light, and the EUV laser exploitation. In this study, we developed multilayr mirrors having high reflectivity especially at resonance lines of He I (58.4nm) and He II (30.4nm), and the 3p edge of Ni (20nm). We fabricated the multilayrs designed theoretically using magnetron and ion-beam sputtering-instruments. Their reflectivities were checked with reflectometers attached to a grazing incidence monochromator with a plasma induced light source and a Seya-Namioka monochromator with a He discharge lamp. The multilayrs with the highest reflectivity are a Si/W bilayr (21.6% at 58.4nm), a Sc/Mg multilayr (27% at 30.4nm) and a Mo/Si multilayr (18% at 20nm). As an important application of the multilayrs, we have tried to enhance the diffraction efficiency of a grating around 30nm under normal incidence condition. We coated the surface of the grating with a Mo/Si multilayr and obtained very high diffraction efficiency of 5%. This is very distinguishable result of this project, which enable us to get 30nm light without use of a grazing incidence monochromator. We also tried to fabricate multilayrs having crystalline structure using an MBE instrument, checking the crystallinity with an RHEED monitor, but this trial has not been succeeded yet. At present, the reflectivity of each fabricated multilayr is smaller than the value calculated theoretically. It may be due to the roughness of interface in multilayrs. We will try to reduce the roughness by controlling precisely the substrate temperature with an infrared heater. Furthermore, we will develop the EUV microscopes using the high reflectivity multilayr mirrors.

  21. Si/アルカリハライド多層膜の電子状態

    8年度交付申請書に記載した研究実施計画に基づいて研究を行った。1. Si(111)基板の上にC_aF_2,Siの順にエピタキシャル成長させた2層膜試料、C_aF_2,Si,C_aF_2の順に成長させた3層膜試料を、C_aF_2の膜厚を固定しSiの厚さを変えて作製した。作製した試料のそれぞれについてRHEEDの観測を行ったところ、基板においてはSi7×7構造が、またエピタキシャル成長させたSi,C_aF_2膜においては1×1構造が観測された。2. 1と同時にHe-Neを光源とするin-situエリプソメトリー実験を行った。得られた偏光度を平行平板モデルを用いて解析することによって、膜の厚さが求められた。この偏光解析から得られた膜厚はX線小角散乱法による膜厚の評価とほぼ一致し、膜厚を正確にコントロールした試料を作ることが可能となった。3.作製した多層膜試料のSi-L吸収を測定した。実験は、室温で全光電子収量法を用いて試料の角度依存を測定した。その結果、比較のために測定したSi基板ではSi-L吸収に角度依存性が見られなかったが、多層膜試料には角度依存性があることが観測された。この角度依存性は、光の試料に対する入射角度が斜入射になるに従って、L吸収端で吸収強度が相対的に減少し吸収端より低エネルギー側では吸収強度が増加する、という変化を示した。この変化はSiの膜厚が等しい層数の異なる試料間ではほとんどみられず、同一層数でSi膜の膜厚が厚くなると強い変化を示した。この比較から、スペクトルの角度依存性はSi薄膜の異方性によるものと考えられる。4. 膜厚に依存するSi-L吸収の異方性をPepperの表式に基づいて解析を行った。Si薄膜の光学定数を等方的と仮定した場合には測定スペクトルを再現出来ず、異方的とした場合にスペクトルが再現された。また、得られた面垂直方向の光学定数は、バルクSiとは異なり、イオン結晶的な光学定数を示した。得られた異方的な光学定数が量子井戸状態によるものかどうかはさらなる解析が必要である。

    マグネトロンスパッタ装置を用いて、Cu/SiO2, Cu/BNの2種類の組み合わせについて、それぞれ膜厚を変化させた多層膜を作成し、分子研UV-SOR施設BL7Aにおいて、Cu/L吸収の内殻吸収測定(全電子収量法)を行った。 これらの測定の結果、Cuにおける新しい準位による構造を見出さなかった。この原因は、成膜時におけるCuの酸化の影響とBL7Aおける分解能が不足しているため、と考えられる。 次の実験では、分解能の不足を補うためUV-SORのBL8b1を用い、ビームラインのエネルギー範囲に合わせてSi/LiFの組み合わせを選んだ。前回同様膜厚をかえて多層膜を作成し、内殻吸収測定を行った。その結果、この系のSi-L吸収スペクトルは、単結晶のものとは異なった形状を示し、そのスペクトル形状には角度依存性(異方性)が見られたが、膜厚依存性は観測されなかった。従って、この新しく見出された構造は、量子井戸状態によるものではないと考えられる。 以上3つの系が多層膜を形成しているのをX線回折計を用いて確認してあるが、量子井戸状態を形成していない理由は、個々の層の膜質の均一性の欠如や層間の界面における急峻性の欠如による、と考えられる。特にSi-L吸収スペクトル形状が、多孔質Siの1種と形状が類似しており、膜質の均一性に対する問題を提起している。その解決策としては、エピタキシャル成長することが知られているSi/CaF2多層膜を用いることで、膜質の結晶性を良くすることが可能であると思われる。
