    Bandgap engineering of β-Ga2O3 is essential for advancing its electronic and optoelectronic applications. However, the growth of high-quality heteroepitaxial structures is often hampered by large lattice mismatches. In this study, we design (AlxScyGa1−x−y)2O3 quaternary alloys in the form of both polycrystalline powders and heteroepitaxial films and demonstrate their lattice matching to β-Ga2O3. Powder x-ray diffraction (XRD) measurements reveal that the lattice parameters of monoclinic (AlxScyGa0.8)2O3 match those of β-Ga2O3 when x/y = 1.5–3.2. (AlxScyGa1−x−y)2O3 thin films are grown on β-Ga2O3 (100) substrates by pulsed-laser deposition by varying the composition ratio x/y and the total substitutional fraction x + y. Nearly perfect lattice-matched epilayers with uniform composition and crystal structure are obtained up to x + y ∼ 0.6, as confirmed by XRD and scanning transmission electron microscopy. Electron energy loss spectroscopy reveals a tunable bandgap from 4.5 to 5.8 eV. These results demonstrate that (AlxScyGa1−x−y)2O3/β-Ga2O3 heterostructures are promising platforms for ultrawide-bandgap semiconductor devices.

    Development of p-type transparent conducting materials has been a challenging issue. The known p-type transparent conductors unsatisfy both of high transparency and high conductivity nor exhibit superconductivity. Here, we report on epitaxial synthesis, excellent p-type transparent conductivity, and two-dimensional superconductivity of Li1−<italic>x</italic>NbO2. The LiNbO2 epitaxial films with NbO2 sheets parallel to (111) plane of cubic MgAl2O4 substrates were stabilized by heating amorphous films. The hole doping associated with Li+ ion deintercalation triggered superconductivity below 4.2 kelvin. Optical measurements revealed that the averaged transmittance to the visible light of ~100-nanometer-thick Li1−<italic>x</italic>NbO2 was ~77%, despite the large number of hole carriers exceeding 1022 per cubic centimeter. These results indicate that Li1−<italic>x</italic>NbO2 is a previously unknown p-type transparent superconductor, in which strongly correlated electrons at the largely isolated Nb 4d<italic>z</italic>2 band play an important role for the high transparency.

    The transition-metal oxides, such as titania and hematite, are conventional materials utilized in various electrochemical cells because of their non-toxic, earth-abundant, and stable nature. This research aims at adding new electrochemical functionalities to them by combining the power of epitaxial growth techniques and newly developed phase-diagram analysis method. We implemented a compact electrochemical cell to test a number of thin-film samples. Representative achievements are summarized as follows: (i) band-gap narrowing in ferrite based films and orientation control of hematite films resulted in substantial improvement of visible-light driven photoelectrochemical water oxidations; (ii) complete and reversible superconductor-insulator transitions in lithium titanate films were achieved by Li-ion electrochemical reactions; (iii) superconductivity in higher titanium oxides films was discovered. Our approach is a powerful way to find new functionalities for sustainable society.
