    Abstract This letter reports the effect of the epitaxial growth of NiO films on its spin current transmission. Two sample series of Pt/NiO/CoFeB, including epitaxial and polycrystalline NiO, were prepared using different deposition conditions. The spin current transmission of NiO is evaluated using the thermo-spin effects in the trilayers. Epitaxial NiO exhibits a non-monotonic behavior in the NiO thickness dependence of spin current transmission, while this behavior is smeared out in polycrystalline NiO. The non-monotonic behavior implies the presence of multiple spin transport mechanisms, which becomes apparent with epitaxial growth.

    Superconducting properties were investigated in epitaxially layered films consisting of superconductor NbN and half-metallic Heusler alloy Co2MnSi (CMS). Temperature dependence of the electrical resistivity ρ( T) was measured by applying perpendicular magnetic fields to the surface of NbN/CMS films. With the increase of the CMS thickness dCMS, the upper critical field μ0 Hc2 decreased monotonically, but the superconducting transition temperature Tc had the minimum of 10.1 K at dCMS ≈ 5 nm. The Tc behavior was in qualitative agreement with the theory of the π-coupling. The pair-breaking parameter δ determined by the superconducting fluctuation theory took the maximum at dCMS = 3 ∼ 5 nm, which would be related to the minimum of Tc. The experimental results reveal that the superconductivity of the NbN layer in NbN/CMS films is affected by the interplay between the superconducting NbN layer and the half-metallic CMS layer.

    First-principles calculation of D0<inf>22</inf>Mn<inf>3</inf>Ge shows a fully spin-polarized \Delta_{1} band at the Fermi level, low saturation magnetization M_{\text{S } }=180 emu/cm3, high uniaxial magnetic anisotropy K_{\text{u } }=23 Merg/cm3, and low Gilbert damping \alpha=9\times 10^{-4}. We also experimentally investigate D0<inf>22</inf>Mn<inf>3+x</inf>Ge epitaxial films grown on MgO(100) substrates with different compositions x. The films exhibit a coercivity of about 20 kOe, M_{\text{S } } of about 130 emu/cm3, and K_{\text{u } } of about 10 Merg/cm3at x=0.55 (78 at.% Mn). These indicate that D0<inf>22</inf>Mn<inf>3</inf>Ge is a good candidate for spin-transfer-torque random access memory.

    We successfully fabricated L21-ordered Mn2VAl Heusler thin films and evaluated their ferrimagnetic properties by soft x-ray magnetic circular dichroism (XMCD). The buffer layers and annealing temperatures were varied to prepare the Mn2VAl films. We discovered that Mn2VAl could be ordered in an L21 phase well when it was deposited directly onto an MgO (001) single crystalline substrate. The maximum values of L21 and B2 long-range order parameters we obtained were about 0.5 for both phases for samples without a buffer layer, when substrates were heated at 500°C or 600°C. The saturation magnetization (Ms) for these samples was roughly 150 emu/cc. This is rather small compared to that expected from the ideal Slater-Pauling behavior, which might be due to the suppressed degree of L21 or B2 ordering. Ferrimagnetism in the Mn2VAl, ferrimagnetic coupling between Mn and V moments was clearly observed by using the XMCD technique in well-ordered L21-Mn2VAl film as has been predicted in theoretical investigations.

    Magnetic damping constants of Co2FexMn1-xSi (x = 0.0 - 1.0) Heusler alloy thin films have been investigated. Co2FexMn1-xSi thin films were epitaxitially grown on the single crystal MgO(100) substrate using magnetron sputtering technique. Damping constants were estimated by analyzing the line width of ferromagnetic resonance (FMR) spectra. Damping constant of Co2FexMn1-xSi films showed a minimum value of 0.003 at x = 0.4. This damping constant is very small compared with other ferromagnetic metals. Additionally, damping constants significantly increased above x = 0.6. In this article, the relationship between the damping constant and the half-metallicity of Co2FexMn1-xSi films is discussed.

    近年,強磁性体の伝導電子スピンや局在スピンを積極的にデバイスへ利用することを目的としたスピントロニクスの研究が盛んに行われている。この分野において,その発展や応用の拡大のために欠かせない物質が「ハーフメタル」である。このハーフメタルを電極材料に用いることによって,トンネル磁気抵抗(TMR)素子や巨大磁気抵抗(GMR)素子の特性向上が図られている。 超伝導デジタル回路の半導体回路に対する優位性は,ジョセフソン素子の高速性・低消費電力性と共に,無損失性という超伝導体本来の基本的な特性に基づくものである。この数年間で超伝導デジタル回路の消費電力は1/10に低減され,2019年にはジョセフソン素子を用いた量子コンピュータの量子超越性が告され,量子コンピュータの研究も新しい段階に入った。一方,低消費電力・低温動作可能な超伝導メモリは近年,磁束量子の保持による記録に代わり,素子内に組み込まれた磁性体の磁化の向きで記憶素子を構成する方式が提案され,その集積化の可能性から研究が一気に活性化している。 そこで本研究の目的は,ハーフメタルと超伝導体を融合した新機能デバイスの開発を念頭に,ハーフメタルホイスラー合金と超伝導体を用いたエピタキシャル積層膜とサブミクロンサイズの微細加工技術を駆使し,既存のGMR素子の特性を凌ぐ超伝導スピントロニクス素子を創製に関する研究に取り組むことである。本年度は,前年度に引き続き,① 超伝導体NbNとハーフメタルホイスラー合金Co2(Fe,Mn)Siのエピタキシャル積層膜の作製を行い,② 強磁場中輸送特性の測定に取り組むことによって,NbNとCo2(Fe,Mn)Siの積層膜を特徴づける物理パラメータを決定するとともに,NbNとCo2(Fe,Mn)Siの積層膜の磁場中輸送特性の特徴を明らかにした。次いで,③ NbNとCo2(Fe,Mn)Siを用いた面直通電型の超伝導巨大磁気抵抗(CPP-SGMR)素子を作製して,CPP-SGMR素子の特性の評価を行った。

    The purpose of this research project was the development of ordered alloys for high performance and multi-functional spintronics devices and their application to spincaloritronics. We successfully improved the giant magnetoresistance (GMR) effect for the device with L21-ordered Co2(FeMn)Si full-Heusler alloy, and observed room temperature GMR using C1b-ordered NiMnSb half-Heusler alloy. We also achieved high magnetic anisotropy and low magnetic damping simultaneously for L11-type-stacked CoNi. In addition, we revealed the material dependence of anomalous Nernst effect, leading to the guiding principle for high spincaloritronic functionality.

    本研究では、次世代メモリとして有望視されているSpin-RAMに用いる磁気トンネル接合(MTJ)の磁化フリー層への応用を念頭に高スピン分極且つ低飽和磁化なハーフメタルフェリ磁性ホイスラー合金、Mn_2VAlの薄膜作製と物性の解明を目的として研究を行った。さらに、素子化の際に有用な、関連するホイスラー合金についても薄膜の作製と物性の系統的な調査に取り組んだ。Mn_2VAlについては、昨年度までに作製に成功した薄膜試料の磁気構造の詳細な解明に取り組んだ。実験では、軟X線磁気円二色性(XMCD)を用いた元素選択的な磁化曲線の測定を行い、Mn_2VAl中のMnとVがフェリ磁性的に真逆の磁化過程をとることを実験的に示すことに初めて成功した。さらに、磁気光学総和則を用いることでXMCDスペクトルよりMnとVの磁気モーメントを定量的に評価し、結晶のL2_1構造の長距離規則度の増大に伴って、各磁気モーメントも大きくなることを明らかにした。一方で、MTJの磁化固定層用高スピン分極材料として有望なCo基ホイスラー合金についても、スピン分極率に加え、交換スティフネス定数や磁気異方性定数磁気特性の系統的な調査を併せて行った。その結果、L2_1規則構造を有するCo基ホイスラー合金では、交換スティフネス定数(磁化の揺らぎに対する磁気的な硬さを表す量)が、hcp-Co(強磁性材料の中でも特に交換スティフネス定数が大きい)以上と非常に大きくなることを明らかにした。 以上の実験結果は、Spin-RAMをはじめとするスピントロニクスデバイスの高効率スピン偏極源開発のための指針と成り得る重要な成果である。
