    The modulation of magnetic properties via chemical state control, particularly using hydrogen (H2), has attracted attention in spintronics. In this study, we investigate the underlayer catalytic effect on the H2-induced modulation of the ferromagnetic (FM) state in a FM thin film/oxide layered system. In a Co/MgO structure with Pt and Au underlayers, H2-annealing restores the magnetization of deeply oxidized Co layers only in Pt underlayer samples, while no restoration occurs in Au underlayer samples. XPS measurements clarify that the chemical state of the Co layer is significantly altered in the Pt-sample after H2-annealing, indicating that the reduction of oxidized Co is caused by the strong catalytic action of Pt. Furthermore, we found that the H2-induced restoration of the FM state occurs even at room temperature, and it is more pronounced when the sample size is reduced. These findings not only highlight the significant role of the catalytic effects in the hydrogen-induced modulation of magnetic properties but also provide the possibility of exploring the mechanism of the catalytic effect using spintronics devices.

    Recently, to enlarge spin-current-induced phenomena, such as spin–orbit torque (SOT) in a ferromagnet (FM)/heavy-metal (HM) bilayer, enhancement of spin-current transmittance by inserting an antiferromagnetic insulator at the FM/HM interface has been extensively studied. In this study, we have investigated the SOT modulation in a Pt/NiO/Co structure in which the NiO layer was deposited using Ar and Xe process gases. Consequently, the quality of the NiO layer could be regulated. An increase in the damping-like SOT efficiency was observed by inserting the 1 nm NiO layer in the Ar type while it monotonically decreased with an increase in the NiO thickness in the Xe type. Significant temperature dependence of the SOT efficiency in the Ar type indicates that thermal magnon largely contributes to the spin-current propagation. X-ray diffraction measurement result suggests that the difference in crystallinity of the NiO layer between the Ar and Xe types attributes to the different SOT modulations.

    Abstract The application of %-order biaxial tensile strain can control the perpendicular magnetic anisotropy (PMA) in a CoFeB/MgO system deposited on a flexible substrate. A magnetic anisotropy switch from perpendicular to in-plane was observed when increasing the strain. The reversibility of the anisotropy change has been confirmed. The mechanism of the anisotropy change was discussed based on the strain-induced modulation of the bulk and CoFeB/MgO interfacial anisotropies, which is the origin of the PMA in the system.

    Abstract In this study, we investigated the modulation of the spin–orbit torque (SOT) caused by inserting the NiO layer at the Pt/Co interface. A similar Pt/NiO/Co structure was deposited on two different substrates, Al2O3 and Si/SiOx substrates. We found that the damping-like torque of the Al2O3 type sample is almost independent of NiO thickness (tNiO) when tNiO < 2 nm, while that of Si/SiOx type monotonically decreased with increasing tNiO. The X-ray diffraction measurement revealed that the degree of interface roughness varies between these types. This suggests that the effect of the NiO insertion on the SOT is associated with the interface roughness.

    In a perpendicularly magnetized (PM) material with the interfacial Dzyaloshinskii–Moriya interaction (iDMI), a chirality-induced effective magnetic field (EMF) acts on a magnetic domain wall, which is a naturally formed in-plane magnetized (IM) region sandwiched by perpendicular (PM) regions. In this study, we artificially created a Pt/Co/MgO system with the regions exhibiting different anisotropy, that is, IM and PM regions, and the chirality-induced EMF at the PM/IM boundary was investigated using it. The EMF in the IM region was probed using magnetoresistance (MR) measurements. When the field was applied orthogonally to the wire, a unidirectional shift of the MR curve was observed, indicating that the EMF exists in the IM region. The dependence of the EMF on the width of the IM region suggests that the EMF acts dominantly on the magnetization near the PM/IM boundary. Moreover, the sign of the shift is reversed with reversing the PM direction. The sign and magnitude of the EMF observed in this study suggest that the EMF in the present system is caused by iDMI.

    This study investigates the effect of strain on the compensation temperature of ferrimagnetic Tb-Fe films formed on a flexible substrate. The compensation temperature is determined by the anomalous Hall measurement, and an application of 1.2% tensile strain reduces the compensation temperature by 12 K. X-ray magnetic circular dichroism reveals that approximately 5% of Fe magnetic moment and approximately 1% of Tb magnetic moment are reduced by an application of 0.9% tensile strain at the room temperature. To understand the greater reduction in Fe magnetization compared with that in Tb and the compensation temperature reduction simultaneously, a model applying molecular field theory is analyzed. Changes in three types of exchange coupling between Fe and Tb atoms are speculated to be caused by the strain.

    We have shown by micromagnetic simulation that the wavelength of the spin wave (SW) is modulated when the SW propagates across a step between two ferromagnetic films with different thicknesses. Since the wavelength of the SW depends on the film thickness, the thickness difference works as the different medium in Snell's law. The wavelength modulation obtained by the simulation showed a good agreement with Snell's law.

    Understanding of the mechanism of current-induced magnetic domain wall (DW) motion is essential for practical use of this phenomenon. Recent experiment has revealed that in perpendicularly magnetized Co/Ni nano-wire the threshold current density for DW motion is determined by 'intrinsic pinning' and it is independent of the DW pinning strength. Besides, the velocity of DW motion has been shown to be independent of external magnetic fields. In this review, recent progress of the study on the current-induced DW motion is described.<br>

    本研究(研究課題名:ビッグデータからの材料特性の高速モデル学習と最適化)では、材料科学分野における新材料や新デバイス開発のためのAI技術を開発する。材料・デバイスの特性傾向をモデル化、材料科学とAIとを融合したソフトウェアを開発し、材料科学研究推進のためのデータ解析基盤を構築することを目的とする。 2021年度においては、異常状態の発生を高速に予測するための新技術を開発した。本技術は、大規模時系列データのためのイベント予測技術であり、センサデータの潜在的な動的パターンを時系列モデルとして要約し、特徴量として抽出することで、イベントの要因分析を行いながら長期先のイベントを予測する。また、本技術は、時系列データの持つ潜在的なふるまいを確率モデルとして表現し、特徴量化することで、予測精度を向上させながら出力結果の要因分析を可能とする。 本技術を応用し、パワーモジュール寿命予測技術として発展させた。稼働中のパワーモジュールからAEデータを収集し、AEデータの時系列解析を行うことにより、故障発生の予測が可能となった。故障に至る過程で様々な時系列パターンの変化が見られ、故障発生の時期についても推定することができ、寿命予測が可能となる。 千葉研究グループともスピントロニクス分野へのAI導入について検討をすすめている。

    今年度研究開始当初に、この研究の要となるフラッシュランプアニール装置が故障した。海外のメーカー製であり、コロナ禍のため技術者が来日できず、対応に苦慮した。来年度(2022年度)初めに再起動の目途が立ったが、今年度は既存試料の詳細な解析に注力することとした。そこで今年度は、磁気トンネル接合(MTJ)の、熱処理前後の既存試料の微細組織構造や元素分布、アニール過程の観察を、大阪大学超高圧電子顕微鏡センター(阪大電顕センター)にて行うための技術習得と、データどりを急ぐこととした。また、観測用磁気トンネル接合の試料作製や、通常の熱処理炉での条件出しなどを行った。 阪大電顕センターにて、元素分布、つまり特定の元素の拡散の様子の違いを確認できる準備を整えた。具体的には、試料準備の方法、装置の使用方法などを習得する作業を行った。その後、通常の熱処理炉で450℃でアニールを行った試料と、フラッシュランプアニール装置を用いていくつかのコンディションで瞬間アニールした既存試料の、双方の透過型電子顕微鏡像、エネルギー分散型蛍光X線分析(EDX)ラインプロファイルを観察し、結晶化の様子や、元素部分布の違いを観察した。CoFeB/MgO系MTJのBの拡散の様子、下地層やキャップ層元素の拡散の様子などを観察したところ、通常の熱処理炉でアニールした試料では、B(ボロン)が下地層に多く含まれていることなど、特徴的な様子を観測することができた。今年度終盤にはフラッシュランプアニール装置でアニールした試料の観測も行うことができたが、EDXの計測については来年度以降に持ち越しとなった。

    In a trillion-sensor universe, it is essential to supply power to a large number of sensors. In this study, we attempted to create a device that can constantly sense mechanical events and store the information without electric power using an array of magnetic nanodots formed on a flexible substrate. Simulations have confirmed that when a uniform strain is applied to an array of magnetic nanodots for a brief moment, a part of the array of dots undergoes a magnetization reversal as designed. In addition, we have worked on the formation of magnetic nanodot arrays on flexible substrates and their experimental demonstration.

    This study proposed a non-destructive and short-time measurement methodology for the corrosive state of reinforcing concrete. First, we proposed a spatial magnetic field mapping method to narrow down the corroded parts of the reinforcing bars. The proposed method is applied to a real structure with embedded reinforcing bars. As a result, it was clarified that the state of reinforcement inside the concrete wall can be identified. Next, four terminal alternating current impedance method (four terminal method) was proposed, which focused on impedance characteristics changing in the corrosion state of reinforced concrete. The proposed method is applied to reinforced concrete specimens. As result, it was clarified that the corrosion rate of internal reinforcing bars can be quantitatively evaluated in a completely non-destructive manner. Finally, we clarified the issues for practical applications of the proposed methodology.

    We detected an edge/interface effect on the magnon current by Brillouin light scattering experiments. The edge/interface effect enables us to build logic NAND, NOR, PASS, NOT, OR, AND, XOR elements without controlling external magnetic field. In the fundamental physics, we detected the detail magnon dispersion relation in ultra thin Co film in presence of interface spin interactions.

    In order to understand the process of external control of magnetic/transport properties of materials, we have performed non-contact measurements of interfacial structures of various functional materials. Cobalt ultrathin films, which vary their Curie temperature by applied electric voltage, shows no structural change caused by the voltage. In contrast, the self assembled monolayers on electrode changes their conformation. Such structural switching caused by the external voltage is used for the control of the work function of the electrode with respect to the HOMO level of the organic semiconductor to reduce the contact resistivity. In the course of this study, we have developed a new method of the surface structure analysis based on the informatics, which helps future studies a lot.

    Improving a magnetic storage technique is crucial for the coming information explosion era. In particular, an efficient manipulation of magnetization is the key to further reduce energy consumption of magnetic storage devices. In this research project, we have mainly focused on improving the way of an electric-field-induced magnetization manipulation and understanding its fundamental mechanism. Various experiments have unveiled the underlying mechanism of the electric field effect on magnetism in ferromagnetic and non-magnetic metals. Using the knowledge from these experiments, we have demonstrated the efficient electric-field-induced magnetization switching and the electrical information writing in a magnetic race track memory. As well as using an electric field, we have investigated other ways for manipulating magnetization and opened up an novel application of magnetic nano-films in addition to the magnetic storage application.

    A ferromagnetic-metal/oxide stack is one of the key structures that determines the spintronic device performance. However, the effect of the electronic polarity of the oxide on the magnetic properties of the adjacent ferromagnetic layer has not been understood. In this study, we show the magnetic and structural properties of Co ultra-thin films deposited directly on the Zn- and O-polar surfaces of ZnO substrates. The magnetic anisotropy and Curie temperature show dramatic differences for films on these surfaces. We confirmed that the Co/O-polar-surface hetero-interface is rather diffusive, whereas that of the Co/Zn-polar-surface is atomically flat. These results suggest that the surface polarity plays a important role in determining the properties of the film. This novel FM-metal/polar-oxide system is expected to add new functionality to spintronic devices.

    The purpose of this project is to develop novel spin devices that utilize the current-induced spin dynamics in non-uniform spin structure, such as a magnetic domain wall and a magnetic vortex. We succeeded in demonstrating the operation of the spin devices such as domain wall memory and vortex core memory. Furthermore, we obtained unexpected results such as the observation of spin motive force in gyrating vortex core and the modulation of ferromagnetic transition temperature of Cobalt by electric field gating.

    本研究の根本にある狙いは、電気的に材料の機能開拓を可能にする手段-電界効果-を、材料の枠を超えて活用し、省エネ・高効率な利用展開・材料間の融合的新機能の創発を図るものである。本研究では、中でも磁性体に注目し、特に、身近な金属の磁性を電界効果で自在に操る手法を確立し、その背景に眠るサイエンスの理解と応用展開を目指すことを目的としていた。具体的には、①電界効果により金属元素の電子数を変化させ、磁性が変化するメカニズムを理解すること、②天然には磁石として存在しない金属を電気的に磁石にすること、③磁場や電流に頼らない次世代の電気的磁気記録手法を探索・実証することを目指し、研究を進めた。基盤研究(S)の採択により、本研究が廃止となったため、実際の研究期間は5ヶ月程度であったが、下記の2つの内容について具体的な進展があった。 ●コバルト超薄膜に電界を印加し、その磁気異方性の変化を温度の関数として系統的に測定した。キュリー温度が変化するメカニズムと磁気異方性が変化するメカニズムの関連性を知る上で理解が進んだ。これは上記の①に貢献する結果であると考えている。 ●電界を加えることで、磁壁が移動するスピードを大幅に変えられることをこれまでに報告していたが、間接的な測定で磁壁移動スピードを求めなければならなかった。今回、透明な電極を用いることで、光学的に直接電界印加直下の磁壁移動を観測することに成功し、また磁壁の移動スピードを電界により100倍変えられることも分かった。これは上記の③に貢献する結果であると考えている。 上記に加え、招待講演1件を行った。今後、基盤研究(S)にて②を中心とした展開を精力的に進めていくつもりである。

    It is very difficult to control properties of magnets once they have been prepared. If their properties can be controlled afterward, the variety of an application possibility will be increased. It is well known that the magnetization direction can be controlled by an application of mechanical stress. But experimental reports on the stress dependence of magnetic force or Curie temperature are not many. In this research, we prepared thin film magnets using accessible metal elements, and investigated the change in Curie temperature under the application of the mechanical stress.

    To control magnetism and magnetization direction by electrical means is main purpose of this research. By using ferromagnetic semiconductors, an electric-field induced ferromagnetic phase transition and magnetization switching have been achieved. Furthermore, we observed ferromagnetic phase transition by applying an electric field even in a ferromagnetic metal for the first time at room temperature.

    本研究ではホール誘起強磁性体であるIII-V族強磁性半導体を用いて、大きく分けて以下の三つのことを行った。 1.保磁力の電界制御・電界アシスト磁化反転・電界印加消磁 (In,Mn)Asを用いて強磁性転移温度を等温で可逆的に電界制御できることは昨年度までに報告をしていた。今年度は電界により保磁力(反転磁場)を低減できることを見出し、わずかな磁場で電界スイッチにより磁化反転を引き起こすことに成功した。また、電界印加により消磁も行えることを示し、これらの成果はScienceおよび固体物理に発表された。 2.大きなトンネル型磁気抵抗効果の観測 (Ga,Mn)Asを用いたトンネル磁気抵抗効果は昨年度までに105%という値を報告していたが、今年度はさらに低温で詳細な測定を行うことにより290%もの大きな値を報告した。これは(Ga,Mn)Asが高スピン偏極材料であることを実験的に示すばかりでなく、この材料を応用に結び付けて考えるときに非常に重要な結果であると考えられる。これらの成果はPhysica Eに発表予定である。 3.(Ga,Mn)Asの転移温度の向上 (Ga,Mn)Asの強磁性転移温度はここ数年間110Kを超えなかった。本研究では(Ga,Mn)As/GaAs/(Ga,Mn)As三層構造において、低温アニールを施すことにより160Kもの強磁性転移温度を得ることができた。また三層構造にした場合、アニールの効果は上部(Ga,Mn)As層にのみに現れ、下部には影響が現れないことが分かった。このことから、アニール効果は表面と深い関わりがあることが明らかになった。これらの成果は昨年度に国内学会で報告済みであるが、今年度はAppl.Phys.Lett.に発表された。
