Terahertz bands are essential for next‐generation wireless communications, offering ultrabroad bandwidth and unprecedented data throughput. However, realizing compact, low‐cost, broadband, and efficient terahertz transceiver modules remains challenging. Conventional modules that rely on metallic hollow‐waveguide or silicon‐lens packaging suffer from signal loss, bulkiness, and fabrication complexity. Here, we propose a compact terahertz wireless transceiver module enabled by a resonant tunneling diode (RTD) integrated with a photonic‐electronic antenna chain. The RTD, grown on an InP substrate, is coupled to a modified Vivaldi antenna functioning as a broadband mode converter to an all‐silicon effective‐medium‐clad dielectric waveguide, which terminates with a rod antenna directly interfaced with a three‐dimensional (3D)‐printed cyclic olefin copolymer elliptical lens. This configuration enables ultrabroadband and highly directive free‐space radiation without additional matching networks or anti‐reflection coatings. Encased in a low‐cost 3D‐printed polylactic acid package, the module attains realized gains of 28–33 dBi for the mode and 30–33 dBi for the mode across 220–330 GHz. As a receiver, the module exhibits a noise voltage density down to , a minimum noise equivalent power of 1.8 , and an average responsivity of 6.8 kV/W in the 300‐GHz band under amplified detection. It supports error‐free transmission (bit error rate (BER) less than ) up to 30 Gbit/s for on–off keying (OOK) modulation and 80 Gbit/s (BER below hard‐decision forward error correction limit) for 16‐QAM modulation over 10 cm and enables real‐time uncompressed high‐definition video streaming over 1 m. As a transmitter, the module is demonstrated to support OOK transmission at 332 GHz, achieving error‐free transmission up to 12 Gbit/s. These results establish a compact, lightweight, and multifunctional terahertz transceiver architecture, highlighting the potential of RTD‐based photonic‐electronic integration for 6G and beyond wireless frontends.

We present an all-silicon anisotropic effective-medium half-wave plate (HWP) that provides broadband, low-loss polarization control in the terahertz (THz) band. A two-dimensional anisotropic effective medium was created by etching elliptical air holes on a rhombic lattice through high-resistivity silicon using standard techniques based on micro-electromechanical systems. Finite element simulations predict a phase difference between orthogonal polarizations of π  ± 0.08 π across 1.2–2.0 THz for a single 200 µm-thick layer. The results of terahertz time-domain spectroscopy are presented to demonstrate this HWP performance. Moreover, they show that stacking two, three, and four identical layers to effective thicknesses of 400, 600, and 800 µm shifted the operating band to 0.6–1.0, 0.4–0.67, and 0.3–0.5 THz, respectively, without degrading the phase response. Experimental spectra agree closely with the theory, showing that arbitrary effective thicknesses—and thus target frequency windows—can be achieved by simply stacking thin, easily processed wafers. Parametric sweeps indicated that performance was preserved under standard photolithography tolerances and lateral misalignments of up to 10% of the lattice period. By combining high transmission, wide bandwidth, and straightforward fabrication, the proposed device offers a scalable route for compact THz-band polarization optics for spectroscopy, imaging, and next-generation (6G) wireless communications.

Abstract As a key component for next-generation wireless communications (6 G and beyond), terahertz (THz) electronic oscillators are being actively developed. Precise and dynamic phase control of ultrafast THz waveforms is essential for high-speed beam steering and high-capacity data transmission. However, measurement and control of such ultrafast dynamic process is beyond the scope of electronics due to the limited bandwidth of the electronic equipment. Here we surpass this limit by applying photonic technology. Using a femtosecond laser, we generate offset-free THz pulses to phase-lock the electronic oscillators based on resonant tunneling diode. This enables us to perform phase-resolved measurement of the emitted THz electric field waveform in time-domain with sub-cycle time resolution. Ultrafast dynamic response such as anti-phase locking behaviour is observed, which is distinct from in-phase stimulated emission observed in laser oscillators. We also show that the dynamics follows the universal synchronization theory for limit cycle oscillators. This provides a basic guideline for dynamic phase control of THz electronic oscillators, enabling many key performance indicators to be achieved in the new era of 6 G and beyond.

Nascent data-intensive emerging technologies are mandating low-loss, short-range interconnects, whereas existing interconnects suffer from high losses and low aggregate data throughput owing to a lack of efficient interfaces. Here, we report an efficient 22-Gbit/s terahertz fiber link using a tapered silicon interface that serves as a coupler between the dielectric waveguide and hollow core fiber. We investigated the fundamental optical properties of hollow-core fibers by considering fibers with 0.7-mm and 1-mm core diameters. We achieved a coupling efficiency of ∼ 60% with a 3-dB bandwidth of 150 GHz in the 0.3-THz band over a 10 cm fiber.

This study presents ultra-low-loss and broadband all-silicon dielectric waveguides for the WR-1 band (0.75–1.1 THz). The waveguides are built in high-resistivity silicon (10 kΩ-cm) and integrated with supportive frames fabricated from the same silicon wafer in a single etch process to achieve a compact design. We pursued low-loss, broadband, substrateless, unclad and effective medium waveguides. Smaller propagation losses of 0.3 dB/cm and 0.1 dB/cm were achieved for the unclad and effective medium waveguides, respectively. The 3 dB bandwidth was not encountered in the frequency range of interest and was as broad as 350 GHz. An unclad waveguide was employed to devise a Y-junction to demonstrate its practical applications in terahertz imaging. An integrated circuit card was successfully scanned. In addition, we developed unclad waveguide, effective medium waveguide, and Y-junction modules. The modules incorporated an input/output interface compatible with a standard WR-1 flange (254 μm × 127 μm). Unlike the conventional hollow waveguide modules, the unclad waveguide and effective medium waveguide modules reported total loss improvements of 6 dB and 8 dB, respectively, across the operation band. Our results provided a systematic way of achieving low-loss, compact, and versatile modules in the WR-1 band based on all-dielectric-waveguide platforms.

    More details Close

Electromagnetic waves follow linear paths in homogenous index media, with the exception of band edges. In this study, we introduced spatially distorted photonic crystals (D-PCs) that are capable of beam-steering light waves, even when a homogeneous refractive index is maintained. We analyzed their equifrequency contours to investigate the correspondence between the direction of distortion and the direction of the group velocity vector in the D-PC. Thereafter, we experimentally verified the beam-steering phenomenon in the terahertz range using an all-silicon D-PC. Our structures serve as on-chip beam trajectory control without the need for any specially-engineered materials, using only lattice distortion.

    More details Close

A simple approach to generate high energy, frequency and bandwidth tunable multicycle THz pulses by optical rectification (OR) of spatially shaped femtosecond laser pulses in the lithium niobate (LN) crystal is proposed and demonstrated. A one dimensional binary shadow mask is used as a laser beam shaper. By building the mask's image in the bulk LN crystal with various demagnifications, the frequency of THz generation was tuned in the range of 0.3 - 1.2 THz. There exist also an opportunity to tune the bandwidth of THz generation from 20 GHz to approximately 1 THz by changing the optical beam size on the crystal. The energy spectral density of narrowband THz generation is almost independent of the bandwidth and is typically 0.18 μJ/THz for ~1 W pump power at 1 kHz repetition rate.

    More details Close

An InP-based photonic crystal with vertical hole (${\sim}90$°), smooth sidewall (${<}10$ nm) and high uniformity ($\pm 1$%), is successfully fabricated by inductively coupled plasma (ICP) etching using HI-based gas with only an electron beam resist mask. This can be achieved at a low-temperature processing condition because of the high volatility and sidewall protection of the iodide product. The etching condition is optimized to balance the ion and radial effects by controlling the applied bias and the mixture of Xe gas. We can conclude that HI/Xe ICP etching is very useful for the fabrication of active nano/microdevices.

<p>Photonic crystals are analogous to solid state crystals for manipulating photons, and they are composed of dielectric materials having a periodic distribution of the refractive index. In particular, two-dimensional photonic-crystal slabs are promising photonic structures for practical applications owing to their strong optical confinement in simple thin structures. In this paper, the author presents the recent challenges to realizing compact components and integrating devices using a silicon photonic-crystal slab in terahertz-wave regions, in which the frequencies are located between those of radio and light waves (0.1-10THz). Extremely low-loss terahertz waveguides and the trapping and capturing of a terahertz wave in a photonic-crystal slab were successfully demonstrated. This study shows that terahertz photonic-crystal slabs hold the potential for various applications, including communication and sensing.</p>

Terahertz (THz) electromagnetic waves, which are located between the radio and light-wave regions (0.1-10 THz), have recently attracted much attention because of their many potential applications such as spectroscopic sensing, nondestructive imaging and ultra-broadband wireless communications. However, most existing THz-wave systems are cumbersome because they consist of bulky discrete components. Developing compact and integrated THz-wave devices is required to open new possible applications. In case use of metallic transmission lines in THz region, the intrinsic loss of metals becomes serious in contrast to microwave region. Here we focus on a two-dimensional photonic crystal where sufficient confinement of THz waves can be achieved in a thin dielectric structure with ultralow loss, as a THz-wave integration platform. In this paper, we report that the propagation and bending losses of the photonic-crystal waveguide are as small as <0.1 dB/cm and 0.3 dB/bend, respectively, in the 0.3-THz band. Also, we demonstrate 1.5-Gbit/s THz-wave communications and high-definition video transmission in the photonic-crystal waveguide of as long as 50 cm with bends of 28 times thanks to the ultralow loss properties.

We discuss an ultimate light-emission control method by using a two-dimensional photonic bandgap. Calculations predict that a spontaneous emission coupled to the slab modes, which is strongly confined within the slab plane, is inhibited. The saved energy efficiently becomes a spontaneous emission that is coupled to the vertical modes. Controlling the spontaneous emission is experimentally demonstrated by measuring timeresolved photoluminescence spectra from GaInAsP quantum-well samples. The suppression of non-radiative processes that compete the spontaneous emission is achieved by the introduction of InAs quantum dots, which can confine carriers in three dimensions. An artificial point-defect cavity introduced in the photonic crystal can lead to a cavity-mode emission at an extremely low excitation density. Our results demonstrate the realization of an ideal two-dimensional photonic-bandgap environment, and open up possibilities for various applications of photonic crystals using spontaneous-emission phenomena.

Recent activities of our group on microdisk photonic integrated devices are reviewed, which have a high refractive index film processed into various shapes and achieve 3-dimensional optical confinement usable for ultra-small functional devices and circuits. It includes the room temperature cw operation with ultra-low threshold in GainAsP microdisk lasers, evaluation of very large spontaneous emission factor, mode analysis by the micro-probing technology, mode stabilization by the microgear structure, reduction in surface recombination by the methane plasma irradiation, demonstration of low loss waveguides and bends on SOI wafer, and demonstration of photonic crystal waveguides on SOI wafer, which shows the clear correspondence with photonic band calculation.

We calculated lasing characteristics of GaInAsP microdisk injection lasers, taking account of the scattering loss at center posts and the carrier diffusion effect. We found that the optimum width of the disk edge is O.6-0.7 μm and the minimum threshold current is 〜10 μA. The internal differential quantum efficiency can be 50-95 % depending on the condition of quantum-well active layer. We obtained the first room temperature CW operation with a record low threshold of 150μA, which mainly owed to the reduction of the threshold current density. The spontaneous emission factor was estimated to be 6×10^<-3>, which was much reduced by a large detuning of the lasing wavelength against the spontaneous emission peak.

The 1-THz frequency band corresponds to the upper limit of electronics operating speeds. One of the most critical issues in the 1-THz band is the large losses in conventional metal electronic circuits. In this study, 1-THz-band circuits based on metal-free silicon photonic crystals, which are dielectric microstructures with a periodic refractive index that is distributed on a scale comparable to the wavelength, were developed. The propagation losses are as low as 0.1 dB/cm at 1-THz band, which is one order of magnitude smaller than that of present metallic hollow waveguides. Error-free data transmission at a data rate of 1 Gbit/s using a developed waveguide is demonstrated, showing the promise of photonic crystals in the 1-THz band.

Terahertz (THz) communications research has recently become very active over the world to meet an urgent demand in high-speed wireless links. Carrier frequencies from 200 GHz to 400 GHz have been hot spots for researchers, mainly because of the availability of high-performance enabling devices for transmitters and receivers. One of the critical problems in the use of carrier frequencies of over 100 GHz is an atmospheric attenuation. There are three windows, where the attenuation becomes low and relatively flat over 100-GHz bandwidth; (I) 200 GHz-300 GHz, (II) 625 GHz-725 GHz, (III) 800 GHz-900 GHz. This study aimed at an exploration of the band (II) as the next center stage of THz communications research, developing wideband transmitters based on photonics and highly-sensitive receivers using homodyne and heterodyne detection, and successfully achieved a record data rate of over 12.5 Gbit/s up to 720 GHz.

We studied photonic crystal microcavity for ultrahigh sensitivity sensing using terahertz wave with frequency located between the radio and light waves. We fabricated the cavity with a Q factor of approximately 10,000 in the 0.3 THz band from high resistivity silicon wafer using microfabrication technology. As a test bed for the sensing application, we successfully detected a change in the resonant spectrum of the cavity when a dielectric film with a thickness smaller than 1/100 of the wavelength was attached to the surface of the cavity.

We propose a novel terahertz (THz) tag as future tags for Internet of Everything (IoE), which can be secure, compact and packaged inside objects. In contrast to previous THz tags, which have a maximum capacity of 27 bits per square centimeters, we introduce two dimensional (2D) photonic-crystal slabs in order to increase the capacity by encoding an information in both space and frequency domains. We have designed, fabricated and successfully demonstrated THz tags with a capacity of 48 bits per square centimeters in the 600-GHz band.

We focused on a photonic crystal slab as technology platform for the integration of terahertz devices, such as planar circuits, with operating frequency located between the radio and light waves. We investigated the low loss of terahertz waveguides using a photonic crystal slab, and achieved a loss of 0.04 dB/cm in the 0.3 THz band. We also demonstrated a compact diplexer using a directional coupler based on photonic crystal waveguides. Then, we fabricated a prototype of a terahertz integrated circuit using the photonic crystal platform for frequency division wireless communication, which consists of the diplexer, a grating coupler as input-output wireless interface, and resonant tunneling diodes. Finally, we discussed the operating bandwidth of terahertz photonic crystal devices.

Terahertz (THz) waves, which are located in the region between radio and light waves (0.1 THz - 10 THz), have attracted a great deal of interest in various fields. The highly-efficient THz perfect absorbers have attracted much attention recently due not only to scientific interest but also to various possible applications. However, thin, planar THz-wave absorbers with near perfect absorptivity and sufficiently broad bandwidth have not yet been demonstrated. Here we utilize the in-plane resonance of a thin, planar photonic-crystal slab with negligible absorption loss to successfully demonstrate and visualize THz-wave trapping. We artificially introduce free carriers, which interact with the trapped waves and capture them in the slab by absorption. Our system exhibits an experimental absorptivity (interaction efficiency) of > 99 % and a broad bandwidth (absorptivity >= 90 %) that covers 17 % of the centre frequency.

We demonstrate an enhancement of the optical absorption and photoelectric-conversion efficiency of an ultrathin (50 nm) silicon active-layer photodetecting device using a two-dimensional photonic crystal. We show both experimentally and with simulations that the incident-light absorption within the active layer is enhanced by optical-resonance effects at the photonic band edge. We also find that a photonic crystal with deeper holes can lead to an even larger absorption enhancement due to better Q-factor matching between the photonic band-edge modes and the intrinsic material absorption. The experimentally observed photocurrent of the fabricated photonic crystal sample is increased by a factor of around 20 at the photonic band-edge wavelength relative to that of a control sample without the photonic crystal which is attributed to the improved Q matching. We also investigate broadband optical absorption enhancement in thin silicon photovoltaic devices by photonic crystal.

We have introduced a photonic crystal (PC) into a silicon (Si) slab to manipulate the light emission. Our study demonstrates that the light extraction is improved by a factor of ~50 in a defect-free PC. In addition, introducing a nanocavity into the PC can enhance the emission by up to a factor of ~300 by improving also the objective coupling and the internal quantum efficiencies. We also found that phonon accumulation in the tiny space will be a key for enhanced light emission in addition to the cavity effect for photons. Finally, we propose and demonstrate the application of high-pressure water vapor annealing (HWA) to Si PC nanocavities for surface passivation. We found that HWA boosts light emission due to the reduction of surface recombination beyond simply using the cavity effect.

In this study, we investigated the size reduction, threshold reduction, and the realization of the spontaneous emission control such as Purcell effect in microdisk semiconductor lasers, and their high integration and the formation for photonic molecule. First, we achieved the room temperature continuous wave operation of GaInAsP device by photopumping. The smallest diameter of the device was 1.7 microns, which is the same as the smallest record of this device. In addition, the lowest threshold was as low as 19 microns, which is the lowest record for GaInAsP lasers. We also integrated the metal electrode and observed the current injection lasing. In this experiment, an athermal effect in the polyimide cladding layer was discovered, which stabilizes the lasing wavelength. Then, we proposed a microgear cavity having a rotationally symmetric grating along the periphery of the microdisk. We theoretically found that the gear shape essentially improves the cavity Q factor. Actually, we successfully reduced the threshold to 14 microwatts. The spontaneous emission factor of these devices were evaluated to be over 0.1, which is close to the large Purcell factor of 6.7 was 0.1 micros to form a photonic molecule. A unique mode splitting, anti-crossing characteristics, miniband formation and bistable characteristics were observed for the photonic molecule, which are promising for future functional photonic circuits and photonic memories.
