Ferroelectric halide perovskites provide a fertile platform for optoelectronic functions based on the bulk photovoltaic effect, where broken inversion symmetry couples with quantum geometry of wave functions. The most prominent manifestation is the shift current, second-order nonlinear photocurrent arising from change in the Berry connection during optical transitions. Here we report a gigantic shift current response in epitaxial thin films of a lead-free ferroelectric halide perovskite CsGeI 3 . High-quality films grown by molecular beam epitaxy exhibit clear hallmarks of shift current, including spectral sign reversals, light-polarization dependence, and reversible electric-field modulation associated with switchable ferroelectric polarization. Remarkably, the normalized shift current magnitude surpasses those ever reported for other compounds by more than an order of magnitude, establishing a benchmark for bulk photovoltaic performance. These results identify ferroelectric halide perovskites as a powerful platform for exploring quantum-geometry-driven photoresponses and open a pathway toward next-generation photovoltaic and nonlinear optoelectronic technologies beyond the conventional junction-based architectures.

Quantum geometry of Bloch electron in crystalline solids produces various exotic quantum phenomena. The shift current photovoltaic effect driven by the photo creation of quasiparticle is one such emerging example that enables the conversion from terahertz photon into dc charge current with absence of dissipative photocarrier. Despite wide-ranging potential applications, however, the fundamental nature of terahertz photovoltaic response has remained elusive. Here, we show the large photocurrent generation driven by terahertz phonons (<10 milli–electron volts) in ferroelectric semiconductor SbSI with the electronic bandgap of 2.3 electron volts. Zero-bias terahertz photocurrent is found to be resonantly enhanced by optical phonons. Its generation efficiency is larger than that for the direct interband transition and is comparable to the electronic shift current in Weyl semimetal TaAs. The theoretical scaling law of terahertz shift current and first-principles calculation reasonably explain these observations. The present work establishes the universality and high efficiency of phonon-driven shift current, opening the pathway to terahertz technology based on quantum geometry.

Cuprous iodide (CuI) is a promising p-type transparent conductor with high hole mobility and excellent optical transparency. However, its practical application is hindered by the significantly lower mobility observed in thin films compared to bulk crystals, which is primarily attributed to defects formed during the growth process. In thin-film systems, strain is another critical yet often overlooked factor influencing carrier transport. In this study, we examine the impact of strain arising from thermal expansion mismatch in epitaxial CuI films grown by molecular beam epitaxy on CaF2 and Al2O3 substrates. Films on CaF2, whose thermal expansion coefficient closely matches that of CuI, exhibit metallic conduction and a record-high mobility of 33.9 cm2 V−1 s−1 at 2 K. In contrast, films on Al2O3, with a much larger thermal mismatch, show lower mobility and insulating behavior. Exciton spectroscopy reveals that the thermal mismatch introduces structural disorder during the cooling process, which degrades carrier transport. These results highlight the crucial importance of strain engineering, particularly thermal expansion matching, for improving the performance of CuI thin films.

Abstract The origin of the bulk photovoltaic effect (BPVE) was considered as a built‐in electric field formed by the macroscopic polarization of materials. Alternatively, the “shift current mechanism” has been gradually accepted as the more appropriate description of the BPVE. This mechanism implies that the photocurrent generated by the BPVE is a topological current featuring an ultrafast response and dissipation‐less nature, which is very attractive for photodetector applications. Meanwhile, the origin of the BPVE in organic–inorganic hybrid perovskites (OIHPs) has not been discussed and is still widely accepted as the classical mechanism without any experimental evidence. Herein, we observed the BPVE along the nonpolar axis in OIHPs, which is inconsistent with the classical explanation. Furthermore, based on the nonlinear optical tensor correlation, we substantiated that the BPVE in OIHPs is originated in the shift current mechanism.

When a photon induces an interband transition in a solid, the excited electron (hole) experiences a spatial shift if the crystal lacks an inversion symmetry, leading to a generation of directional photocurrent. This phenomenon has been known as bulk or anomalous photovoltaic effect for years, and is recently reformulated with the viewpoint of quantum mechanics as the change in the geometrical phase upon photoexcitation. It is also predicted that this so-called shift current of electron (hole) can be less-dissipative and ultrafast. We demonstrate the emergence of shift current in several organic and inorganic ferroelectrics by using extensive optical spectroscopies, whose excitation spectra nicely compared to the ones from first-principles band calculations.

Realizing an electronic phase competition in a material is a promising approach to induce a large electronic change by a small external field. One of typical materials showing the phase competition is the half-doped perovskite manganite, in which the ground state drastically changes between the antiferromagnetic-insulating (AFM-I) and ferromagnetic-metallic (FM-M) states depending on the slight difference in the band width. Near the phase boundary, the two phases coexist and compete with each other, giving rise to a gigantic field response like the colossal magnetoresistance. We show in this paper the observation of a self-organized anisotropic phase separation with use of a microwave impedance microscope for a thin film of Nd0.5Sr0.5MnO3, which locates on the verge of the phase boundary. We also show an artificially tailored phase separation and its magnetic control realized in superlattices composed of Pr0.5Ca0.5MnO3 (AFM-I) and La0.5Sr0.5MnO3 (FM-M).

Materials with broken inversion symmetry exhibit photocurrent driven by quantum-mechanical phase, called shift current. However, experimental demonstration of shift current in thin-film device structures has been lacking. In this study, we target halide ferroelectric semiconductors, which have large spontaneous polarization and strong optical absorption in the visible light range, and demonstrate photovoltaic conversion by shift current mechanism in thin film samples. We first prepared high-quality thin films of ferroelectric halide semiconductors with well-defined polarization axes by molecular beam epitaxy. Then, we successfully observed shift current response in the thin-film device structure. The observed current was found to be enhanced by several orders of magnitude compared to that in bulk samples.

The bulk photovoltaic effect observed in polar materials has a potential to be a photon-to-electron conversion mechanism to realize novel high efficiency solar cells. In this study, I investigated photovoltaic properties of heterojunctions composed of LaFeO3 and SrTiO3. Due to the polar discontinuity at the interface, the originally nonpolar insulator LaFeO3 becomes polar. The junctions exhibit anomalous photovoltaic properties driven by the induced polarization, such as the reversal of the sign of photocurrent depending on the thickness and interfacial termination layer. The photovoltaic efficiency of the LaFeO3 junctions exhibits large improvement compared to other Mott insulator junctions due to the bulk photovoltaic effect associated with the induced polarization.

Artificial superlattices composed of two perovskite-type manganites with slightly different chemical compositions were fabricated by depositing each composition alternatively in a nanometer-scale. The two compositions have contrastive electronic phases, a ferromagnetic-metal and antiferromagnetic- insulator. It was revealed that the superlattices are in phase-coexisting state from transport and magnetic properties, optical spectra, and results of synchrotron x-ray diffraction. The resistivity and magnetization of the superlattice could be continuously tuned by a magnetic field or electric field as a result of the displacement of the electronic phase boundaries by the external fields.
